Space-charge-limited current and barrier injection in semiconductor structures (1981-82) and (1987-89).

These studies were motivated by my invention of a novel transistor and a transit-time oscillator - both based on delta-doped barriers. More recently, I made contributions to the theory of space-charge-limited current in bulk and thin-film diodes. In particular, the classical Mott-Gurney and Child-Langmuir laws have been generalized to the two-dimensional case.
